Abstract

A modified Monte Carlo-molecular dynamics scheme is used to examine the role of many-body carrier-carrier interactions in hot carrier thermalization. Exchange interactions and the exclusion principle are incorporated to properly model the Fermi nature of the system. Effects on the carrier-phonon interactions arising from density-dependent nonequilibrium phonons are also considered. Results focus on both bulk GaAs and quantum well structures.
