Mobility of hot electron in n-type InAs

Abstract

A detailed study of the change in mobility with applied electric fields at 77°K is presented. The effects of ionized impurity scattering at low electric field are observed. At high electric field polar optical phonon scattering produces a decrease in mobility with applied electric field.
