MICROWAVE INSTABILITIES IN INDIUM ANTIMONIDE

Abstract

Microwave emission and voltage oscillations from n-InSb have been studied. Coherent megahertz oscillations with frequency ranging from 1. 8 MHz to beyond 160 MHz were observed in conjunction with the microwave emission. With the electric field parallel to either 100 or 111 axis, polar plots were obtained showing the emission amplitude as themagnetic field was rotated in the plane perpendicular to the electric field. Both the microwave emission and the voltage oscillation showed lower thresholds when the magnetic field was parallel to some of the principle crystallographic axes. However a consistent pattern failed to emerge.
