Inter-subband scattering and thermalization of electrons in quantum wells studied with mid-infrared femtosecond pulses

Abstract

The non-equilibrium dynamics of electrons in GaInAs/AlInAs quantum wells is studied after femtosecond inter-subband excitation (energy separation 200 meV). A n=2 lifetime of I ps is directly measured and non-equilibrium electron distribu tions up to 2 ps are observed in the n=1 subband.
