Increased power conversion efficiency through photon recycling in quantum well lasers

Abstract

This paper reports a study of the photon recycling effect in semiconductor quantum well (QW) lasers and how to enhance such an effect to reduce threshold current density and to increase power conversion (wall-plug) efficiency. To maximize the enhancement of the spontaneous emission recycling, it is necessary to use metal contacts with high reflectivity, to remove the substrate, and to optimize the overall doping profile design. The modeling results have also shown that the threshold current density in a multiple quantum well laser has a weak dependence on the number of QWs when the photon recycling effect is strong.
