Abstract
Current oscillations at frequencies from 10 MHz to 1. 2 GHz are observed in 5 omega-cm n- type Ge at 77 K. Nearly sinusoidal current oscillations of 1-to 40 MHz are observed with threshold fields of approximately 4000 v/cm. A second type of oscillation of approximately 600 MHz is observed with threshold electric fields of approximately 3000 v/cm for samples oriented along the 100 or 110 crystallographic axes. A new mode of this oscillation with frequencies around 1. 2 GHz and large amplitude sinusoidal oscillations of the current has been observed.
